onsemi NXH400N100H4Q2F2 SiC Hybrid Modules are three-level NPC Q2Pack integrated power modules with high density. These power modules combine high-performance IGBTs with rugged anti-parallel diodes. The NXH400N100H4Q2F2 power modules feature an extremely efficient trench with field stop technology. These power modules feature a low inductive layout, low package height, 175°C of the maximum operating junction temperature, and -40°C of the minimum operating junction temperature. The low switching loss reduces system power dissipation, and the module design offers high power density. These NXH400N100H4Q2F2 power modules are ideally used in solar inverters and uninterruptable power supply systems.
